The project has developed high-performance DFB semiconductor lasers and PIN-TIA detectors that meet the needs of optical communications. It has broken through key technologies such as semiconductor laser and detector chip design, epitaxial growth, processing, and coating, and built a complete semiconductor laser and detector. Chip production line and test platform, and formed a production capacity of 200,000 chips per month. The high-performance semiconductor laser developed by the project maintains a side mode suppression ratio of more than 35dB in the operating range of -40°C to 85°C without cooling, a threshold of less than 20mA, a slope efficiency greater than 0.35mW/mA, and a 3dB bandwidth greater than 5GHz. . The developed PIN-TIA detector achieves a detectable wavelength range from 1100 to 1600 nm in the operating range of –40°C to +85°C, maintaining a dark current of about 5nA; maintaining response at 1310 nm and 1550 nm in two typical working windows Degrees greater than 0.9A/W, the device's 3dB bandwidth is greater than 3GHz. During the implementation period of the project, a total of 2 invention patents were applied, 1 utility model patent was authorized, and 4 papers were published; and mass sales were achieved and sales orders of more than 10 million yuan were obtained. The project has broken through the core technology of “optical chip†from the source, and the “optical chip†products produced by the company have filled the blank of the core device industry in China's triple play, successfully breaking the monopoly of foreign technologies and products, and changing the dependence of such products in China. The import situation solved the technical bottleneck of China's fiber-to-the-home “last mile†and formed a strategic partnership with a number of domestic optical communications downstream companies, which promoted the rapid development of China’s electronic information industry.
